This paper presents an analysis of totem-pole (TP) stages for driver applications and summarizes the major design constraints for an optimization with respect to P1dB, OIP3, and bandwidth. It is shown, that for matched drivers, in contrast to the widely applied common collector (CC) stage, class-AB TP stages offer higher output power and much higher power-added efficiencies (PAE) at comparable bandwidth. A combiner chip in 0.25 μm SiGe Bipolar CMOS (BiCMOS) verifying this concept in hardware as output driver is demonstrated proofing the increased achievable output power, which was measured greater than +0.1 dBm. This is approximately 11 dB higher than for a conventional CC driver. Furthermore, a concept is proposed, where the TP stage can act as a broadband matched driver for differential or balun operation ranging down to DC. As verification a broadband driver design using a class-AB TP stage is presented, which has a 3 dB bandwidth of 7.9 GHz and delivers up to +4.3 dBm into a 50 Ω load, which is 17 dB higher than its CC counterpart. At this output power it consumes a DC power of 12.3 mW and yields a PAE of 16.1%.

In this paper, a simple synthesis technique to obtain the geometrical parameters of the modified circular ring for angular and polarizations (perpendicular and parallel) stable frequency selective surface (FSS) has been discussed. The geometrical parameters of the modified circular ring FSS structure have been achieved using the proposed synthesis technique, which is based on the equivalent circuit (EC) approach. In addition to this, the numerical analysis is also discussed to determine the values of EC parameters, which depends on the basic system level characteristics such as frequency of operation and reflection/transmission coefficients. The analytical results are supported using the full-wave three-dimensional electromagnetic (EM) simulators such as CST Microwave Studio and Ansoft HFSS. The sensitivity of the structure to the perpendicular and parallel polarized EM wave up to 50° angle-of-incidences (AOIs) has been discussed. The stability over different AOI is attributed to the appropriate thickness of the structure with its small unit-cell dimensions. We have also fabricated and experimentally tested the proposed FSS structure.

Achieving robust and fast two-dimensional adaptive beamforming of phased array antennas is a challenging problem due to its high-computational complexity. To address this problem, a deep-learning-based beamforming method is presented in this paper. In particular, the optimum weight vector is computed by modeling the problem as a convolutional neural network (CNN), which is trained with I/O pairs obtained from the optimum Wiener solution. In order to exhibit the robustness of the new technique, it is applied on an 8 × 8 phased array antenna and compared with a shallow (non-deep) neural network namely, radial basis function neural network. The results reveal that the CNN leads to nearly optimal Wiener weights even in the presence of array imperfections.

Confocal microwave imaging for breast cancer detection relies on accurate knowledge of the average dielectric properties of the patient-specific breast. When accurately estimated, coherent addition will occur at the tumor site, producing a clear and sharp image thereof. Conversely, if the average dielectric properties are poorly estimated, a blurred, unfocused image will be reconstructed, potentially obscuring cancerous lesions. Several methods have been proposed to estimate the patient-specific average dielectric properties, for example, time-of-flight estimation. However, such methods are specific to the individual imaging hardware, can be susceptible to multipath propagation and assume the chosen paths are representative of the whole volume. In this paper, a novel method to estimate the patient-specific average dielectric properties is presented, based on focal quality metrics (FQMs); used historically to measure the clarity and focus of microscopic or digital photographic images. These FQMs are applied to confocal microwave breast images to assess their focus, and hence estimate the patient-specific average dielectric properties. In this way, FQMs can be used to generate the optimum microwave image of the breast. The performance and robustness of these FQMs for microwave breast imaging applications is examined in this paper and preliminary results are presented and discussed.

In this paper, we report a new high-speed and high-power switching circuit based on GaN HEMT's. The elementary switching cell, composed of two GaN HEMT's and two resistors, acts like a power threshold comparator with high-output voltage. Theoretical analysis of static and dynamic circuit operation points out the dependence of efficiency and switching speed to the main circuit elements. Four switching cells are then combined together thanks to SiC Schottky diodes to design a multi-level power switch that can be used as a power supply modulator for envelope tracking power amplifiers. The designed four-level supply modulator, based on Nitronex GaN HEMT's, exhibits more than 75% of efficiency for an envelope signal up to 4 MHz, a switching frequency of 20 MHz and output voltages in the range of 12–30 V.

Differential signaling is very common for high frequency integrated circuit design. Accurate multimode de-embedding at multigigahertz frequencies, however, is a major challenge. The differential and common-mode parameters can be obtained by converting the measured four-port nodal S-parameters into the mixed-mode form. Under certain conditions, it is possible to separate the modes and consider only the entries corresponding to the differential S-parameters. This allows to reduce the measured 4 × 4 matrix to a 2 × 2 matrix and consider the differential device as a two-port network. Thus, the standard de-embedding techniques, derived for two-port networks, can be applied to differential S-parameters. The purpose of this paper is to investigate the applicability of this approach for on-wafer measurements. We describe analytically the conditions under which this method is valid. As an example, a 2:1 transformer, manufactured in Infineon's 0.13 μm CMOS (complementary metal-oxide semiconductor) process, has been characterized. On-chip de-embedding structures have been fabricated using the same process. The results obtained using Short-Open, Thru-Line, and Thru-Line-Reflect de-embedding techniques are compared. Additionally, the results are verified by simulation of a device under test having high-mode conversion.

We demonstrate a sub-terahertz (THz) and THz integration platform based on micromachined waveguides on silicon. The demonstrated components in the frequency range 225–325 GHz include waveguides, filters, waveguide vias, and low-loss transitions between the waveguide and the monolithic integrated circuits. The developed process relies on microelectromechanical systems manufacturing methods and silicon wafer substrates, promising a scalable and cost-efficient system integration method for future sub-THz and THz communication and sensing applications. Low-temperature Au/In thermo-compression and Au–Au laser bonding processes are parts of the integration platform enabling integration of millimeter-wave monolithic integrated circuits.

This paper presents the design and analysis of a miniaturized, coplanar waveguide-fed ultra-wideband monopole on-chip antenna with band-notch characteristics. By incorporating a “U”-shaped slot in the feedline, a band-notch is realized in the frequency range of 7.9–8.4 GHz to avoid interference from the X-band uplink satellite communication system. The proposed antenna achieved good voltage standing wave ratio (VSWR) characteristics with VSWR value <2 for the frequency range of 2.5–20.1 GHz excluding the band-notched frequencies. The fractional bandwidth and bandwidth ratio are obtained as 156% and 8.04:1, respectively. Dominant factors that affect the center frequency and bandwidth of the notched band are thoroughly investigated. This paper addresses both frequency as well as time domain behavior of the proposed structure. Standard 675 µm thick, high resistive silicon substrate (ρ≥8 kΩ-cm, εr = 11.8, and tan δ = 0.01) is used to design the proposed compact antenna structure with a layout area of 8.5 × 11.5 mm2. Fabrication process steps along with simulated and measured data are presented here. A close analogy between simulated and measured data is observed.

A dualband rejection filter and a triband rejection filter are proposed in this letter, both of which are implemented by cascading spoof surface plasmon polaritons (SSPPs) of the same structure but with diverse rejection bands. Compared with traditional ones, the proposed filters provide more compact structures, wider rejection bands, and better independent tunability. In the proposed filters, the rejection bandwidth, the center frequency of the rejection band and the filter's cutoff frequency can be adjusted independently. And the different rejection bands in the same filter also can be independently controlled. Agreements between the dispersion of SSPP units and the S21 of filters are also presented. Measurement results demonstrate that both filters load multiple rejection bands on the 27.7 GHz wide low-pass band and all the rejection bands locate in Ku and K bands. The average rejection bandwidth and the average rejection depth of the two filters are 1.49 GHz and 42.1 dB, respectively.

The implementation and application of single-layer fully-planar extended-composite right-/left-handed transmission lines (E-CRLH TLs) in substrate-integrated waveguide (SIW) technology are presented. The multiband CRLH behavior of these artificial lines is explained by considering the lumped element equivalent circuit model. The potential of these lines for dual-band and quad-band applications is demonstrated by designing and fabricating a quad-band Y-junction power divider and two dual-band band-pass filters. The main relevant advantage of SIW-based E-CRLH TLs over other E-CRLH lines is fabrication simplicity, since only a single metal layer must be etched and lumped elements are avoided. The fabricated prototypes exhibit very reasonable performance. It is remarkable that for dual-band band-pass filters, standard Chebyshev responses can be obtained to a very good approximation.

A highly efficient design procedure for dielectric-loading multi-band coaxial-type feed antennas is proposed in this paper. Cylindrical modal matching method is employed for generalized scattering matrix calculation inside the feed, while spherical wave expansion is adopted for the feed aperture discontinuity in consideration of the outer shape. Closed-form scattering matrices with respect to different junctions help realize higher computational efficiency than the full-wave simulation solvers, and thus enable rapid optimization in terms of various electrical functional requirements across multiple frequency bands simultaneously. A Ku/Ka multi-band feed is investigated as a numerical example. Excellent radiation performances, including the low cross-polarization level, constant beamwidth, stable phase center, high return loss, and high isolation between bands of interest are achieved by employing multi-scalar rings, dielectric loading, and a three-port hybrid junction. The design is validated by experimental results from a manufactured prototype. Good consistency confirms the accuracy of our numerical approach, and demonstrates the proposed feed a good candidate for Ku/Ka-band satellite communication antenna systems.

This paper describes a compact and efficient rectenna based on a dual-diode microstrip rectifier at 2.45 GHz. This circuit has been designed and optimized using a global analysis technique which associates electromagnetic and circuit approaches. Due to the differential topology of the rectifier, neither input low-pass filter nor via-hole connections are needed. This makes the structure more compact reducing losses. Measurements of a single rectenna element show 83% efficiency over an optimal load of 1050 Ω at a power density of 0.31 mW/cm2. To increase the received RF power and then increase dc power over the load, identical rectennas have been interconnected to form arrays. Two and four elements rectenna arrays, connected either in parallel or in series, have been developed. It was shown that by properly choosing the interconnection topology and the optimal output load, higher dc voltage or dc power have been obtained. The four-element series-connected array can provide experimentally up to 3.85 times output dc voltage compared to the single rectenna. The parallel-connected rectenna arrays generate approximately 2.15 and 3.75 times output dc power for two and four elements, respectively.

A multi-input multi-output (MIMO) antenna is designed and discussed for multi-band applications. The constituent antennas are composed of four L-shaped elements and a ground plane. When placed beside each other to form a MIMO antenna, a T-bar shaped parasitic structure is also embedded between the antennas on the backside of the substrate to increase the inter-element isolation. The triple-band performance of the antenna is observed at 2.15–2.73 GHz, 3.1–3.9 GHz, and 5.04–6 GHz. The isolation level of more than 20 is seen over the operating frequency range. The fabricated prototype of the MIMO antenna size is very compact (20 × 40 mm), printed on the FR4 substrate. Based on simulation and experimental results, the proposed design is useful for WiMAX and WLAN applications.

In this work, the authors report the operation of a cylindrical dielectric resonator antenna (CDRA) in the high gain HEM13δ mode, for the first time. This mode, excited with a standard microstrip slot, radiates in the broadside direction with gain in the range of 8−10 dBi. It is shown that through feed optimization, the HEM13δ mode can be excited dominantly by suppressing the fundamental HEM11δ mode of the CDRA. Detailed simulation studies show that the HEM13δ mode is supported by cylindrical dielectric resonators with an aspect ratio (radius to height ratio or a/d) >1, and it resonates at a frequency approximately 2.2 times that of the fundamental HEM11δ mode. The above features of the HEM13δ mode CDRA can be used as approximate design rules. For a CDRA with dielectric constant ɛr = 24, diameter 2a = 19.43 mm, and height d = 7.3 mm (a/d = 1.3), the HEM13δ mode is excited at 6.125 GHz with a peak gain of 10.14 dBi in simulation. Corresponding values from prototype measurement are 5.981 GHz and 9.62 dBi, respectively for the resonant frequency and the gain, verifying the simulation.

For the requirements of low mutual-coupling MIMO antennas for WLAN, a new complementary split-ring resonator (CSRR) unit cell is introduced in this paper. A microstrip-fed Vivaldi antenna array is designed for WLAN applications, where compact triple-band gap-complementary split-ring resonator unit cells are loaded between two antennas to examine the effect of unit cells on the rate of mutual-coupling reduction. By inserting the CSRR, the final design offered an improvement in decoupling by 8.5, 10.5, and 18 dB at 3.65, 4.9, and 5.8 GHz, respectively, compared with the reference antenna. By suppressing surface waves, antenna gain and front-to-back ratio are improved.

A combined class-AB and a Doherty power amplifier conceived for microwave backhaul in the 7 GHz frequency band are here presented and compared. They are fabricated in the same GaN monolithic process and have identical total active device periphery. For the given application, the linearity-efficiency trade-off for the two architectures is discussed. The two modules have been thoroughly characterized in linear and non-linear continuous wave conditions. Then, to evaluate linearity under the actual operative conditions, a system level characterization has been carried out, applying a modulated input signal and comparing the spectral responses of the two amplifiers with and without digital predistortion. A saturated output power of 40 dBm has been achieved by both circuits. At 6 dB of output back-off, the Doherty amplifier shows an efficiency of 33%, 10 points higher than that of the class-AB module. On the other hand, system level measurements show that, adopting the same predistorter complexity to comply with the reference standard emission masks, the Doherty amplifier needs at least 1 dB of extra back-off. This negatively affects its efficiency, therefore reducing the advantages it can claim with respect to the class-AB amplifier in continuous wave condition.

An array of patch-antennas with meandering-gaps on an optical modulator is proposed for wireless millimeter-wave beam-steering through high-speed radio-over-fiber systems. Wireless millimeter-wave can be received by the array of patch-antennas and directly modulated to lightwave by the optical modulator. The wireless millimeter-wave can be steered using the meandering-gaps at the patch-antennas by controlling interaction between millimeter-wave and lightwave electric fields in electro-optic modulation. The basic operation and analysis of the proposed device are discussed. In the experiment, 5 × 5 antenna array in 40 GHz millimeter-wave bands was designed and realized for device characterization and demonstration to wireless millimeter-wave beam-steering. There were five variations of wireless millimeter-wave beam-steering for one-dimensional in xz- or yz-planes that can be obtained with wireless millimeter-wave steerable beams of about ±30°. Additionally, 25 variations of wireless beam-steering can be obtained for two dimension in xyz-space through orthogonal optical modulation. The proposed device is promising to be applied in millimeter-wave/tera-hertz bands for future directional wireless communication and sensing with high-speed and high-resolution operation.

In this paper, the small- and large-signal modeling of InP heterojunction bipolar transistors (HBTs) in transferred substrate (TS) technology is investigated. The small-signal equivalent circuit parameters for TS-HBTs in two-terminal and three-terminal configurations are determined by employing a direct parameter extraction methodology dedicated to III–V based HBTs. It is shown that the modeling of measured S-parameters can be improved in the millimeter-wave frequency range by augmenting the small-signal model with a description of AC current crowding. The extracted elements of the small-signal model structure are employed as a starting point for the extraction of a large-signal model. The developed large-signal model for the TS-HBTs accurately predicts the DC over temperature and small-signal performance over bias as well as the large-signal performance at millimeter-wave frequencies.

In this research study, a compact dual-polarized co-radiator ultra-wideband (UWB) multiple-input multiple-output (MIMO) antenna with improved impedance bandwidth and isolation is proposed for wireless applications. The designed co-radiator has an overall area of 0.3λo × 0.3λo mm2 (where, λo is free space wavelength corresponding to the lower cut-off frequency, i.e., 3.1 GHz). The proposed resonator comprises of a hybrid geometry which is created with the combinations of a circular-shaped patch, a square, and two rectangular stubs. It is centrally aligned between two 50 Ω micro-strip feed lines that are positioned orthogonal to each other. Further, the modified ground plane is attached with the end-loaded line which provides broadband isolation over entire UWB frequency band. The simulated results of the proposed antenna exhibit wideband characteristics with impedance bandwidth of 3.1–16.9 GHz with minimum isolation of −15 dB. Moreover, all the radiation performance parameters are analyzed and discussed. Some important diversity parameters such as envelope correlation coefficient, mean effective gain, effective diversity gain, and channel capacity loss have also been evaluated. Furthermore, all the measured results of proposed antenna agree well with the simulated results which make the proposed antenna a suitable candidate for UWB-MIMO wireless applications.

This paper presents a new broad band circularly polarized slot antenna array based on substrate-integrated waveguide (SIW) and aperture feeding techniques. The antenna element's impedance and 3 dB axial-ratio (AR) bandwidths are from 8.8 to 10.4 GHz (16.67%) and 9.5–10.7 GHz (12%), respectively. Employing aperture-coupled feed and combining this method with sequentially rotated network, a 2 × 2 antenna array is achieved. Parametric optimization procedure is used to enhance the antenna specifications. In the presented scheme by reducing mutual coupling caused by the SIW technique and sequentially rotated feed network, all parameters of antenna are improved. Consequently a novel antenna array with impedance bandwidth of 2.8 GHz (8.7–11.5 GHz) and 3 dB AR bandwidth of 2.1 GHz (9–11.05 GHz) are obtained. The average gain of the proposed antenna is about 16.7 dBic. A new method is used to increase the gain of antenna array. The extracted result shows that side lob level, mutual coupling, impedance bandwidth, and performance of antenna simultaneously are controlled.
